Issue Date: | 2021 | Abstract: | Near-infrared organic photodetectors (NIR OPDs) are a very interesting option to
enrich the NIR-sensing field, which is currently solely based on inorganic
detectors. The envisaged photoactive organic semiconductors allow chemical
modifications to adjust and fine tune the material properties. The spectral
response, solubility and electrochemical properties can all be optimized via
molecular engineering toward specific high-end applications. Low weight, semitransparency and flexibility could be targeted for multiple applications like vein
detection, heart rate monitoring, facial recognition, industrial sorting or imagers.
Herein, device engineering allows to optimize the photodetector performance in
terms of dark current density (JD), external quantum efficiency (EQE) and specific
detectivity (D
∗
). These three major figures of merit should meet high standards
to allow the implementation in real imagers. In this thesis, the main aim was to
synthesize new near-infrared organic semiconductors, both small molecules and
polymers, for the implementation in lab-scale photodetector devices. A large
number of organic materials were used to gain insights in the device physics and
to define the intrinsic limits of NIR OPDs. Ultimately, transferring the initial labscale device results to real imager applications was envisioned.
As both materials chemistry and device physics play a major role in the
development of NIR OPDs, Chapter 1 and 2 provided a general background to
these aspects. Based on the strong donor-strong acceptor concept, new NIRsensitive semiconductors were designed to be combined with either fullerene- or
non-fullerene-based acceptors in bulk heterojunction blends. Charge generation
via the photovoltaic effect allows to convert light to an electrical signal, which is
the working mechanism in OPDs. The sensitivity, expressed as the detectivity, of
the detector is obtained by the offset created under dark and light conditions.
Under ideal circumstances, only a very small current is generated in the dark and
a large current is generated under illumination, maximizing the offset. Reality,
however, learns that multiple loss mechanisms, both radiative and non-radiative, and noise sources increase the dark current and lower the light current, thereby
diminishing the detectivity.
In the general overview in Chapter 1, it was shown that in 2016 (at the start of
this PhD project) only a dozen of organic conjugated small molecules/polymers
were tested as possible NIR-sensitive semiconductors in NIR OPDs. The search for
new materials was therefore started in Chapter 3. Herein, small molecules of the
meso-ethynyl-extended acceptor-porphyrin-acceptor type were synthesized.
Inspired by nature’s energy harvesting chlorophyll molecules, it was believed that
these materials could be very suitable for the conversion of light to an electrical
current. By changing the acceptor strength of the substituents attached to the
porphyrin donor core, the absorption onset was redshifted from 900 nm for TPPor-TP to 1100 nm for TQ-Por-TQ and R2TQ-Por-TQR2, and eventually to 1200 nm
for BBT-Por-BBT. The synthesis of the asymmetric acceptor molecules provided
either poor yields or resulted in unstable intermediates when functionalised with
an alkyne group. The final Sonogashira reaction was therefore performed with the
alkyne moiety on the porphyrin molecule. The low overall yields of the final
products allowed only the TQ-Por-TQ to be investigated in photodetector devices.
After multiple optimizations, including the use of solvent additives and solvent
vapour annealing, dark current densities near 100 nA/cm² and light current
densities in the order of 5 mA were obtained. Therefore, EQE values did not
surpass 10% at 1000 nm. Overall, detectivity values of 1011 Jones were obtained.
The modest performance of the porphyrinoid small molecules shifted our search
for new NIR-sensitive materials to conjugated polymers. A first group of donor
polymers was based on bay-annulated indigo (BAI), a derivative of the low-cost
natural dye indigo. This electron-poor monomer was employed for the preparation
of polymer semiconductors with an absorption maximum around 940 nm. The
strong electron-withdrawing properties, relatively high lowest unoccupied
molecular orbital (LUMO) energy levels and large planar structure made it a
perfect candidate as NIR-sensitive chromophore. Copolymerization of the strongly
electron-deficient novel BAI-based monomer with six different heterocyclic
monomers of varying electron-donating strength allowed to screen the
performance in OPDs. The influence of the polymer structure on the optoelectronic
properties was investigated and the BAI-based polymers were shown to be suitable candidates for photodetection at 940 nm, with absorption onset
wavelengths down to 1300 nm. The best performing NIR OPD was based on a
polymer combining BAI and thieno[3,2-b]thiophene. The specific detectivity
achieved with this donor polymer was approximately 1012 Jones over a broad
spectral range up to 1100 nm. The achieved dark current density in the order of
10 nA/cm² and photocurrent densities near 10 mA/cm², combined with EQEs
reaching 30% at 1100 nm, were a significant improvement compared to the
porphyrinoid small molecules.
In order to further redshift the absorption into the NIR, new push-pull polymers
were then prepared with thiadiazolo[3,4-g]quinoxaline (TQ) as the acceptor
moiety. A series of seven TQ-based copolymers was made and their performance
was screened in prototype NIR OPDs. Careful selection of the electron rich (push)
subunits allowed proper tuning of the optical gap, leading to a photoresponse
ranging from 1000 to 1500 nm. Combination of the TQ monomer with a rather
weak push unit (phenyl) resulted in a polymer with an optical gap of ~1070 nm.
This relatively high gap was accompanied with a low dark current density near 10
nA/cm², leading to a detectivity (at -2 V bias) exceeding 1011 Jones in the spectral
region of 400−1050 nm. Copolymerization of TQ with more electron rich moieties
caused a strong redshift of the polymer absorption, now covering the NIR region
from 800 up to 1400 nm. Dark current densities increased to sub µA/cm² values
combined with decreased EQE values as the light current diminished as well.
Nonetheless, detectivities above 1010 could still be achieved up to 1400 nm (under
-2 V bias).
During the optimization of the PTTQ(HD)-based devices, it came to my attention
that certain techniques, e.g. solvent additive concentration, resulted in different
light and dark current densities when using the same donor-acceptor blend. What
started as a noteworthy observation ended in a remarkable conclusion. A decrease
in the dark current density always inevitably resulted in an equal decrease in the
light current density. Therefore, the offset between the light and dark current
density remained constant. Moreover, careful investigation of previous results
showed a trend which correlated with the open-circuit voltage (VOC). To further
investigate this observation, four NIR-photoactive narrow-gap donor polymers
(PTTBAI and three TQ-based polymers) were investigated in a photodiode architecture. For the first time, the VOC was shown to be related to the dark
current, noise current, noise equivalent power (NEP) and D
∗
. Via fitting
procedures, it was shown that specifically for these low charge-transfer energy
(ECT) systems, the dark current was not dominated by the shunt current anymore,
resulting in a quantitative relation between the VOC and dark current. This relation
was generalized for previously reported NIR OPDs and it was shown how, at low
optical gaps, the VOC limits the ratio between the light and dark current (Iph/ID).
Applying the knowledge on the VOC limits gathered in the organic solar cell field
allowed to calculate an upper limit for the D
∗ of 1012 and 1010 Jones at 1500 and
2000 nm, respectively. Moreover, it was found that D
∗
is predominantly limited
by non-radiative losses, effectively decreasing D
∗ by 3 to 4 orders of magnitude
in comparison to the background limited infrared photodetection for perfectly
radiative materials. Nonetheless, given the multiple advantages for
commercialization, OPDs remain a viable alternative for the NIR regime up to 2
µm.
Via investigation of the device physics, it was possible to define the intrinsic limits
of NIR OPDs. However, truly validating the NIR-photoactive materials and the
gained insights was done by the implementation of the novel organic
semiconductors in real imagers. Where conventional inorganic NIR imagers use a
hybrid architecture, the organic NIR-photoactive chromophores were tested in a
monolithic architecture. Direct deposition of the active layer on the CMOS ROIC in
combination with photolithography allows for a pixel size reduction down to the
diffraction limit (near 2 µm). The transfer of initial lab-scale device results to real
imager applications was performed in several steps. Modification of the top
electrode to thin silver, MoO3/Ag/MoO3 and finally sputtered ITO resulted in a NIRtransparent top electrode needed for illuminating the imager. Before changing to
CMOS ROIC substrates, custom-made silicon substrates were used to test the TiN
bottom electrode. A final interlayer optimization was performed to further increase
the performance to the level obtained with the lab-scale OPD devices. Ultimately,
imagers were produced with the PTTBAI conjugated polymer, resulting in a series
of pictures taken both in the visible and with near-infrared light. Zowel vanuit chemisch als fysisch standpunt zijn nabij-infrarood (NIR) organische fotodetectoren (OPDs) een zeer interessante keuze om het veld dat momenteel hoofdzakelijk gebaseerd is op anorganische detectoren te verrijken. De fotoactieve organische halfgeleiders laten chemische modificaties toe om de materiaaleigenschappen naar wens aan te passen. De spectrale respons, oplosbaarheid en elektrochemische eigenschappen kunnen worden geoptimaliseerd via moleculaire engineering om specifieke hoogwaardige toepassingen te bekomen. Het geringe gewicht, de semi-transparantie en flexibiliteit van dunne organische films kunnen worden gebruikt in meerdere toepassingen zoals aderdetectie, hartslagmonitoring, gezichtsherkenning, industriële sortering of imagers. Hierin maakt device engineering het mogelijk om de prestaties van de fotodetector te optimaliseren qua stroomdichtheid in het donker (JD), externe quantumefficiëntie (EQE) en specifieke detectiviteit (D ∗ ). Deze drie parameters moeten aan hoge normen voldoen om de implementatie in echte imagers mogelijk te maken. In dit proefschrift was het doel om nieuwe nabij-infrarood organische halfgeleiders te synthetiseren, zowel kleine moleculen als polymeren, voor de implementatie in fotodetectoren. Een grote set organische materialen werd gebruikt om inzicht te krijgen in de device-fysica om zo de intrinsieke limieten van NIR OPDs te definiëren. Uiteindelijk was het de bedoeling om de resultaten van de eerste test-devices over te brengen naar echte imagers. Aangezien zowel chemie als fysica een belangrijke rol spelen bij de ontwikkeling van NIR OPDs, behandelden Hoofdstuk 1 en 2 respectievelijk de materiaalchemie en de device-fysica om een algemene achtergrond te schetsen bij het geleverde werk. Gebaseerd op het sterke donor-sterke acceptor concept werden nieuwe NIR-fotogevoelige halfgeleiders bedacht en aangemaakt om te worden gecombineerd met zowel fullereen als niet-fullereen gebaseerde acceptoren in bulk heterojunctie mengsels. Het genereren van ladingen via het fotovoltaïsch effect maakt het mogelijk om licht om te zetten in een elektrisch signaal in OPDs. De gevoeligheid, uitgedrukt als de detectiviteit, van de detector wordt verkregen door de offset gecreëerd in het donker en bij belichting. Onder ideale omstandigheden wordt een zeer kleine stroom gegenereerd in het donker en een significante stroom onder belichting, waardoor hete verschil wordt gemaximaliseerd. De realiteit leert echter dat meerdere verliesmechanismen, zowel radiatief als niet-radiatief, gecombineerd met ruisbronnen die de donkerstroom verhogen en de lichtstroom verlagen, een negatieve impact hebben op de detectiviteit. In het algemene overzicht van Hoofdstuk 1 werd aangetoond dat in 2016 (bij de start van dit doctoraats-project) slechts een dozijn organische halfgeleiders werden getest als mogelijke NIR-gevoelige materialen in OPDs. De zoektocht naar nieuwe materialen werd daarom gestart in Hoofdstuk 3. Hierin werden kleine moleculen van het acceptor-porfyrine-acceptor type gesynthetiseerd. Geïnspireerd op de energie-oogstende chlorofylmoleculen, terug te vinden in de bladgroenkorrels van planten, werd aangenomen dat deze materialen geschikt zouden zijn voor de omzetting van licht naar een elektrische stroom. Door de acceptorsterkte van de substituenten die aan de porfyrine-donorkern vastzitten te verhogen, werd de onset van de absorptie verschoven van 900 nm voor TPPor-TP naar 1100 nm voor TQ-Por-TQ en R2TQ-Por-TQR2, en uiteindelijk 1200 nm voor BBT-Por-BBT. De synthese van de asymmetrische acceptormoleculen veroorzaakte ofwel lage opbrengsten of resulteerde in onstabiele tussenproducten wanneer ze gefunctionaliseerd werden met een alkyngroep. De laatste Sonogashira-reactie werd daarom uitgevoerd met de alkyngroep op het porfyrine. Door de lage finale opbrengsten van de eindproducten kon enkel TQ-Por-TQ in fotodetectoren worden onderzocht. Na meerdere optimalisaties, waaronder additieven en blootstelling aan dampen, resulteerde dit in stroomdichtheden in het donker nabij 100 nA/cm² en lichtstromen om en bij 5 mA/cm². Als gevolg van de lage lichtstroom waren de EQE-waarden niet hoger dan 10% bij 1000 nm. Over het algemeen werden detectiviteiten van 1011 Jones verkregen. Door de bescheiden resultaten met de porfyrinoïde moleculen verschoof onze zoektocht naar nieuwe NIR-gevoelige materialen naar geconjugeerde polymeren. Een eerste groep donorpolymeren was gebaseerd op bay-annulated indigo (BAI), een derivaat van de goedkope natuurlijke kleurstof indigo. Het elektronenarme monomeer werd gebruikt voor de bereiding van polymere halfgeleiders met een absorptiemaximum rond 940 nm. De sterke elektronenzuigende eigenschappen, relatief hoge energieniveaus voor het laagste onbezette moleculaire orbitaal en grote vlakke structuur maakten het een perfecte kandidaat voor NIR-gevoelige chromoforen. Copolymerisatie van het sterk elektronendeficiënte BAI-gebaseerde monomeer met zes verschillende heterocyclische monomeren met elektronendonerend karakter maakte het mogelijk om de prestaties in OPDs te screenen. De invloed van de polymeerstructuur op de opto-elektronische eigenschappen werd onderzocht en de BAI-gebaseerde polymeren bleken geschikte kandidaten te zijn voor fotodetectie bij 940 nm, met absorptie-onsets tot 1300 nm. De best presterende NIR OPD was gebaseerd op een polymeer dat BAI en thieno[3,2-b]thiofeen combineert. De specifieke detectiviteit die werd bereikt met dit donorpolymeer was ongeveer 1012 Jones over een breed spectraal bereik tot 1100 nm. De stroomdichtheid in het donker rond 10 nA/cm² en bijna 10 mA/cm² onder belichting, gecombineerd met EQEs van 30% bij 1100 nm, betekende een significante verbetering in vergelijking met de porfyrinoïde kleine moleculen. In onze zoektocht om de absorptie verder te verschuiven naar het NIR, werden nieuwe polymeren bereid met thiadiazolo[3,4-g]quinoxaline (TQ) als acceptorgroep. Een serie van zeven TQ-gebaseerde push-pull-copolymeren werd gebruikt om hun prestaties te screenen in prototype NIR OPDs. Zorgvuldige selectie van de elektronenrijke (push) subeenheden liet toe om de optische gap te wijzigen, wat leidde tot een fotorespons van 1000 tot 1500 nm. Combinatie van het TQ-monomeer met een vrij zwakke push-eenheid (fenyl) resulteerde in een polymeer met een optische gap van ~1070 nm. Deze relatief hoge gap ging gepaard met een lage donkerstroom nabij 10 nA/cm², hetgeen leidde tot een detectiviteit (bij -2 V bias) van meer dan 1011 Jones in het spectrale gebied van 400 tot 1050 nm. Copolymerisatie van TQ met meer elektronenrijke eenheden veroorzaakte een sterke roodverschuiving van de polymeerabsorptie, die het NIRgebied van 800 tot 1400 nm beslaat. De donkerstromen namen toe tot subµA/cm² waarden, gecombineerd met verlaagde EQE waarden als een gevolg van de lagere lichtstroom. Desalniettemin konden detectiviteiten boven 1010 nog steeds worden bereikt tot 1400 nm (onder -2 V bias). Tijdens de optimalisatie van de PTTQ(HD)-gebaseerde fotodetectoren viel het op dat bepaalde optimalisatietechnieken, bv. De additiefconcentratie, resulteerden in verschillende licht- en donkerstromen bij het gebruik van dezelfde donor-acceptor blends. Wat begon als een eenvoudige observatie, eindigde in een opmerkelijke conclusie. Een afname van de donkerstroom resulteerde namelijk onvermijdelijk in eenzelfde afname van de lichtstroom. Daardoor bleef de verhouding tussen licht- en donkerstroom constant. Bovendien toonde zorgvuldig onderzoek van eerdere resultaten een trend die correleerde met de open-circuit spanning (VOC). Om deze waarneming verder te onderzoeken, werden vier NIR-fotoactieve donorpolymeren met kleine optische gaps (PTTBAI en drie TQ-gebaseerde polymeren) onderzocht in een fotodiode-architectuur. Voor het eerst werd aangetoond dat de VOC verband houdt met de donkerstroom, ruisstroom, ruisequivalent vermogen (NEP) en de specifieke detectiviteit. Via fitting-procedures werd aangetoond dat specifiek voor deze systemen met lage ladingsoverdrachtenergie (ECT) de donkerstroom niet meer werd gedomineerd door de shuntstroom, wat resulteerde in een kwantitatieve relatie tussen de VOC en de donkerstroom. Deze relatie werd geverifieerd voor eerder gerapporteerde NIR OPDs en er werd aangetoond hoe de VOC bij lage optische gaps de verhouding tussen licht- en donkerstroom (Iph/ID) limiteert. Door de kennis over VOC-limieten uit het domein van de organische zonnecellen toe te passen, kon een bovengrens voor de D ∗ van 1012 en 1010 Jones worden berekend bij respectievelijk 1500 en 2000 nm. Bovendien werd aangetoond dat D ∗ voornamelijk wordt beperkt door niet-radiatieve verliezen, waardoor D ∗ effectief met 3 tot 4 grootteordes afneemt in vergelijking met de achtergrond gelimiteerde infrarood fotodetectie voor perfect radiatieve materialen. Niettemin blijven OPDs, gezien de vele voordelen voor commercialisering, een interessant alternatief voor het NIR-regime tot 2 µm. Door het onderzoek naar de device-fysica was het mogelijk om de intrinsieke limieten van NIR OPDs te definiëren. Het echt valideren van de gesynthetiseerde materialen en de verkregen inzichten werd echter gedaan door de implementatie van de organische halfgeleiders in echte imagers. Waar conventionele anorganische NIR imagers een hybride architectuur gebruiken, werden de organische NIR-fotoactieve moleculen getest in een monolithische architectuur. Directe afzetting van de actieve laag op de CMOS ROIC in combinatie met fotolithografie zorgt voor een mogelijke verkleining van de pixelgrootte tot aan de diffractielimiet (nabij 2 µm). De overdracht van de resultaten op testdevices naar echte imagers werd voltrokken in verschillende stappen. Aanpassing van de topelektrode van zilver naar MoO3/Ag/MoO3 en tenslotte ITO resulteerde in een NIR-transparante toplaag die nodig was voor het belichten van de imager. Alvorens over te schakelen op CMOS ROIC substraten werden op maat gemaakte siliciumsubstraten gebruikt om de TiN bodemelektrode te testen. Een laatste interlaag-optimalisatie werd uitgevoerd om de prestaties verder te verhogen tot op het niveau dat werd verkregen voor de test-OPDs. Uiteindelijk werden imagers geproduceerd met het PTTBAI polymeer, hetgeen resulteerde in een reeks foto's gemaakt zowel in het zichtbare als in nabij-infrarood licht. |
